It can be synthesized by a ring-opening polymerization technique, or can be obtained through the reaction of cyclopentadiene and methacrylonitrile. The monomer has been used as a radiation sensitizer in lithography experiments to produce architectures with high resolution. 1-Ethylcyclopentyl Methacrylate can also be utilized to optimize transfer techniques, such as silicon lithography, which are used in the fabrication of semiconductor devices.
