tert-Butoxytrimethylsilane is a monomer that can be used in the synthesis of polymers. It has been shown to be stable under conditions of photochemical reactions, and it reacts with anions by stepwise addition to form disilanes. This monomer has been used for the preparation of polysilazanes with fluorinated phenyl groups, which are good semiconductors. The activation energy for tert-butoxytrimethylsilane is 41 kJ/mol and its nmr spectra show a singlet for the formyl group at 1.5 ppm and a triplet for the methylene group at 3.4 ppm. Tert-butoxytrimethylsilane can also react with deuterated chloroform to yield trichloromethyl radicals.
